maybe someone can explain, what is happened here?
the kernel is compiled by myself and running without such problems
on another Board of the same type (but other CPU) with multiple raid5.
it happens while trying to create a ext4-fs on it...

Looks like a single bit memory error to me.
See below - R13 is 0000080000000000 which is almost certainly
supposed to be 0.

well, that failure has nothing to do with raid: some memory was bad.
after dropping the bad one, there's no failure until now.
sorry for not testing it before this post.
(but it was really new and has run for some weeks with no problem)
